TT Semiconductor 1300 Series - Matched Transistor ArraysThe TT Semiconductor 1300 series are large-geometry, 4-transistor, monolithic NPN and/or PNP arrays exhibiting both high speed and low noise, with excellent parameter matching between transistors of the same gender. With typical base-spreading resistances of 25 ohms for the PNP devices (30 ohms for the NPNs), their low voltage noise of under 1 nV/Hz½, the 1300 series are ideally suited for low-noise amplifier input stages, among other applications.
Fabricated in a dielectrically isolated, complementary bipolar process, each transistor is electrically insulated from the others by a layer of insulating oxide (and not the reverse-biased PN junctions used in conventional arrays) and exhibit inter-device crosstalk and DC isolation similar to TT Semiconductor expected from discrete transistors. The resulting low collector-to-substrate capacitance produces a typical NPN fT of 350MHz (325 MHz for the PNPs). Substrate biasing is not required for normal operation, though the substrate should be grounded to optimize speed and minimize crosstalk. The 300-series transistor arrays are available in quad configurations of 4 NPN (1300), 4 PNP (1320), or 2 NPN and 2 PNP (1340) devices, in either 16 Pin LCC, 14-pin DIP, Flatpack or SOIC packages. TT Semiconductor is also offering an 8-transistor array (1380G) in die form. With 4 matched NPN and 4 matched PNP transistors on a single substrate, the 1380G is exceptionally useful in thick-film hybrid products.
